Abstract:
The invention provides a three dimensional (3D) semi-conductor device comprising a first junctionless transistor doped with dopants of the same polarity; a second junctionless transistor doped with dopants of the same polarity; and the second junctionless transistor and the first junctionless transistor comprise an opposite dopant polarity are stacked in a vertical arrangement, where the first and second junctionless transistors are separated by an insulating layer. The invention makes use of the fact that the transistors are uniformly doped with the same polarity to provide a junctionless transistor. The junctionless concept provides that the junction is already formed, so there is no high temperature step associated with junction formation or junction regrowth. This is an important advantage in the junctionless concept in relation to 3D monolithic integration that allows for vertical stacking of the transistors to form a three dimensional CMOS inverter.
Abstract:
In one embodiment the invention relates to a photodetector device sensitive for wavelengths comprising a doped Ge absorbing material bonded to a substrate material locally of opposite doping polarity and an interface layer formed between the Ge absorbing material and the substrate material to form a p-n junction. In one embodiment the bonded material comprises a p-doped Ge wafer and n-doped Si or So I wafer and obtained from a low-temperature heat treatment after bonding. The invention also discloses a process for making a photodetector.

A sensor material of the type comprising a long-decay photoluminescent, protonable dye embedded in a suitable polymeric matrix, is used for generating a specific optical response to two different analytes present in a sample, thus allowing selective determination of the two analytes in the sample. Also described is a method for the simultaneous sensing of a first and second analyte in a sample. The method comprises the steps of irradiating a sensor material of the type comprising a long-decay photoluminescent protonable dye embedded in a suitable polymeric matrix with light of one or two wavelengths, determining photoluminescence intensity and lifetime signals originating from the sensor, and correlating the photoluminescence intensity signal with a concentration of the first analyte and the photoluminescence lifetime signal(s) with the concentration of the second analyte.

A method of assessing the allergic status of a subject to a specific allergen, comprises the steps of determining a subject-specific numeric value for a plurality of variables comprising age, sex, SPT, IgE, (sIgE or tIgE minus sIgE) and allergic symptoms, applying an allergen-specific weighting to the numeric value for each variable, and correlating the weighted numeric values with allergic status for the subject. The weighted numeric values is correlated with allergenicity status using a deterministic probability function.

Methods and systems are disclosed that provide a radio frequency synthesizer that generates precise frequencies over a large radio frequency range. The radio frequency synthesizer can provide a high resolution of frequency generation and still provide precise frequencies over a range of radio frequencies. The precision and resolution while maintaining a large operating range come from the ability of the frequency synthesizer to generate frequencies as a product of a plurality of moduli. For example, the frequency can be generated from a reference frequency using a first modulus and a second modulus. The plurality of modulo can be implemented using nested digital delta-sigma modulators in a fractional-N frequency synthesizer.

An isolated bacteriophage MR299-2 or NH-4 deposited under NCIMB Deposit Accession Nos. 41729 and 41730, respectively, is described. The phages have lytic activity against P. aeruginosa strains, including mucoid and CF clinical isolate strains. Variant hages are also described, wherein said variants retain the phenotypic characteristics of said phage and wherein said phage and variants thereof have lytic activity against P. aeruginosa strains.

A method of assessing toxicity of a candidate agent to a sample of cells comprises the steps of providing a sample of cells, exposing the cells to the candidate agent for a suitable period of time, assaying the cells to measure data for at least one parameter of cellular function; and correlating the measured data of the at least one parameter of cellular function with toxicity, wherein the step of exposing the cells to the candidate agent is carried out in the presence of a reagent capable of facilitating transport of the candidate agent into the cell. The transport reagent may be an endocytosis, pinocytosis inducing agent, a peptide, or a liposome. The at least one parameter of cellular function may be selected from the group consisting of: cell viability; proliferation rate; membrane integrity; and a metabolic parameter. Also described is a method of generating a toxicity signature for a candidate agent comprising the step of carrying out the method of the invention for a plurality of cellular function parameters, and compiling the measured data for each of the cellular function parameters to provide a toxicity signature.
