Disclosed is an norbornene-based copolymer for photoresist, a preparation method thereof, and a photoresist composition comprising the same. The copolymer of the present invention exhibits high transparency to light of 193 nm wavelength and an excellent etching resistance, excellent resolution due to the remarkable difference between light-exposed part and light-unexposed part in the dissolving rate and excellent adhesion to the substrate due to very hydrophilic diketone group of its own. As a result, the copolymer of the present invention is very useful as ArF exposure photoresist material in the fabrication of semiconductor devices.

The present invention provides a novel olefin polymerization catalyst having excellent olefin polymerization activity and, in polymerization with the catalyst comprising a transition metal compound, a polymerization process for preparing a polymer having a low molecular weight with high polymerization activity. The process comprises polymerizing olefin in the presence of an olefin polymerization catalyst comprising (A) a transition metal compound represented by the following 1 nullM: a Group 4 or 5 transition metal atom in the Periodic Table, m: 1-4, R1: H, a C1-C5 linear hydrocarbon group, 3- to 5-membered alicyclic hydrocarbon group, bicycloaliphatic hydrocarbon group wherein two alicyclic rings share one or more carbon atoms, R2 to R6: H, a halogen atom, hydrocarbon group etc, X: H, a halogen atom etc, and n is a valence of Mnull, and (B) at least one compound selected from (B-1) an organometallic compound, (B-2) an organoaluminum oxy compound and (B-3) an ionizing ionic compound.

Supported metal halides and metal halide solid acids are used as catalysts for the polymerization of a feed stream containing at least one of pure monomer, C5 monomers, and C9 monomers to produce hydrocarbon resins. Freely-associated water may be removed from the solid acid catalyst prior to use. Resins with softening points (Ring and Ball) in the range of about 5null C. to 170null C. can be prepared. These catalysts offer advantages over the traditional Friedel-Crafts polymerization catalysts since the acid sites are an integral part of the solid. The solid acid catalysts are relatively nonhazardous, reusable catalysts which eliminate or at least reduce contamination of the resulting resin products with acid residues or by-products.

The present invention is directed to a polyethylene resin having a density of 940-970 kg/m3 and a long-term relaxation component index of 1.5-10. The polyethylene resin exhibits, among other properties, excellent extrudability and bubble stability during blow film extrusion, and well-balanced physical properties of a film; e.g., impact resistance, and in particular, low unevenness in thickness. The polyethylene resin can provide a blown film having few gels.

Temperature control and efficient heat transfer are important to producing high quality polymer drag reducing agents from alpha-olefin and/or other monomers. Many polymerization reactions are exothermic, and controlling or minimizing the exotherm combined with low reaction temperatures yields high molecular weight and, for poly(alpha-olefins), high quality drag reducing agent polymers. It has been found that a shell and tube heat exchanger-type reactor, with the inner tubes hosting the reaction mixture and a coolant circulating through the shell side gives good temperature control. The use of appropriate release agents helps to keep the inner reaction chambers from building up any polymer residue. These reactors can be operated in a continuous filling and harvesting mode to facilitate the continuous production of polymer drag reducing agent and related formulations.

This invention provides optically responsive devices that employ these transparent, paramagnetic polymers as an element that is responsive to a magnetic field and a means for providing magnetic field. This invention provides transparent labels or markings employing these transparent, paramagnetic polymers.

The substituted olefin is different from the monomer. Vinyl-terminated macromers preferably are generated which can be homopolymerized or copolymerized with the monomer by the metal catalyst. A polymer of an olefin monomer and a substituted olefin comprising a backbone and a plurality of side chains. The polymer is characterized by an Rv of greater than about 0.85, where Rv is a measure of the relative number of vinyl groups in the polymer. In some polymers, the vinyl endgroups are transformed to other useful end groups.

A novel process for the polymerization of olefins is provided. The process involves contacting at least one olefin with at least one metallocene catalyst in the presence of a specified compound that results in the production of polymeric products having a narrower molecular weight distribution. Also provided is a process for narrowing the molecular weight distribution of a polyolefin comprising contacting an olefin, at least one metallocene catalyst and a compound specified herein. Further provided are novel polyolefins, and films and articles produced therefrom.
