    摘要: A heat exchanger such as an evaporator for a temperature control system includes an input port with an orifice through which a refrigerant enters the heat exchanger. The heat exchanger includes a plurality of plates and a tilted deflection surface near the input port. High-pressure refrigerant entering through the input port impinges on the tilted deflection surface and is deflected by the deflection surface onto the plates. The tilt angle of the deflection surface is selected such that the refrigerant is evenly distributed over the plates resulting in even and highly efficient heat transfer. The heat exchanger can be used as the evaporator in a refrigeration system used to control temperature in a workpiece chuck for supporting a flat workpiece such as a semiconductor wafer during processing and testing. In particular, the heat exchanger can be used to control the temperature of a fluid which is circulated through the chuck to control the temperature of the workpiece and/or the chuck itself. In that setting, the temperature control circulating fluid can be circulated through the heat exchanger over the sides of the plates opposite the refrigerant to cool the circulating fluid. Because the refrigerant is evenly distributed over the plates, highly efficient heat transfer, i.e., cooling, is achieved.

    摘要: The problem of controlling the temperature of the different units in a process tool system which have to be cooled or heated using thermal transfer fluid at selected setpoints and flow rates is resolved by a system having multiple modular units each with some operative and form factor commonality but at least dual functional capability. The modular units each have separate recirculation loops for thermal transfer fluid but cool the fluid using refrigeration cycles or facilities water supplies or heat the fluid using compressed hot gases or electrical energy. By employing operative units which can be internally varied to provide different thermal capacities within form factor constraints, the system enables concurrent temperature control needs of a number of different units to be met with an energy efficient, low footprint, highly adaptable system.

    摘要: In a thermal equalization system a machine tool carriage preferably of aluminum but which could be made of other lightweight materials, a drilling spindle housing is mounted on the carriage. At least one spindle housing is be mounted said carriage to service work pieces mounted on a tooling plate of the work table for said spindle. The chiller unit is used to provide coolant to the spindle to compensate for the heat generated by the spindle during drilling. When the spindle is not drilling, excessive cooling of the spindle can result. Accordingly, the instant invention also includes, a conductive rubber heating pad which is attached to the spindle structure to provide a heat source for the system to compensate for excessive cooling when the drill is not generating heat. The temperature control maintains the temperature between the spindle housing, carriage and work table thereby minimizing temperature expansion differentials between the drilling position and the worktable position.
