摘要: The present disclosure describes a method of forming an intermediate spacer structure between a gate structure and a source/drain (S/D) contact structure and removing a top portion of the intermediate spacer structure to form a recess. The intermediate spacer structure includes a first spacer layer, a second spacer layer, and a sacrificial spacer layer between the first spacer layer and the second spacer layer. The method further includes removing the sacrificial spacer layer to form an air gap between the first spacer layer and the second spacer layer and spinning a dielectric layer on the air gap, the first spacer layer, and the second spacer layer to fill in the recess and seal the air gap. The dielectric layer includes raw materials for a spin-on dielectric material.

摘要: A driving assist device includes a driving assist controller. The driving assist controller includes an oncoming vehicle detection unit, a prediction determination unit, a predicted travel region setting unit and a stop controller. The oncoming vehicle detection unit is configured to, when a vehicle enters an intersection, determine whether an oncoming vehicle going to enter the intersection is present. The prediction determination unit is configured to, when the oncoming vehicle detection unit determines that the oncoming vehicle is going to enter the intersection, determine whether a course of the oncoming vehicle is predictable based on vehicle behavior of the oncoming vehicle. The predicted travel region setting unit is configured to set a predicted travel region of the oncoming vehicle based on the vehicle behavior. The stopping controller is configured to cause the vehicle to stop outside of the predicted travel region set by the predicted travel region setting unit.

摘要: A control apparatus for an electrically-operated vehicle that includes an electric motor serving as one of at least one drive power source. The control apparatus includes a vibration-suppression control portion configured to execute a vibration suppression control for causing the electric motor to output a vibration suppression torque by which vibration of the electrically-operated vehicle is to be suppressed. The vibration-suppression control portion is configured to determine whether the electrically-operated vehicle is in a towing state in which the electrically-operated vehicle runs while towing a towed vehicle, or not, and is configured to make a vibration suppression capacity of the vibration suppression control higher when determining that the electrically-operated vehicle is in the towing state, than when determining that the electrically-operated vehicle is not in the towing state.

The drive mode switch control device switches a drive state among at least an autonomous drive state, a manual drive state, and a coordination drive state. The operation detection unit detects a first operation and a second operation based on the operation information when the drive state is not in the manual drive state. The second operation is the drive operation different from the first operation and input after the input of the first operation. The drive mode switch control device switches the drive state from the autonomous drive state to the coordination drive state based on a detection determination of the first operation. The drive mode switch control device switches the drive state from the coordination drive state to the manual drive state based on a detection determination of the first operation.

摘要: A vehicle includes an ADK attachable to and removable from a vehicle main body, the ADK issuing an instruction for autonomous driving, a VP including a plurality of functional units that perform a plurality of prescribed functions of the vehicle main body, and a VCIB that issues a control instruction to the functional units in accordance with an instruction from the ADK. One of the plurality of functional units is a steering system that steers the vehicle main body. The steering system specifies a limit value of a steering rate in accordance with a prescribed reference and transmits the specified limit value to the ADK through the VCIB. The ADK calculates a target steering angle to satisfy the limit value received from the steering system and transmits an instruction for the calculated steering angle to the steering system through the VCIB.
