摘要: A novel design for a nitrogen polar high-electron-mobility transistor (HEMT) structure comprising a GaN/InGaN composite channel. As A novel design for a nitrogen polar high-electron-mobility transistor (HEMT) structure comprising a GaN/InGaN composite channel. As illustrated herein, a thin InGaN layer introduced in the channel increases the carrier density, reduces the electric field in the channel, and increases the carrier mobility. The dependence of p on InGaN thickness (tInGaN) and indium composition (xIn) was investigated for different channel thicknesses. With optimized tInGaN and xIn, significant improvements in electron mobility were observed. For a 6 nm channel HEMT, the electron mobility increased from 606 to 1141 cm2/(V·s) when the 6 nm thick pure GaN channel was replaced by the 4 nm GaN/2 nm In0.1Ga0.9N composite channel.

摘要: A float (1) suitable for use as a buoy or as a component for a wave-powered vehicle. The float (1) includes an upper member (12) whose height can be changed and/or which remained substantially vertical even when the float is in wave-bearing water. A low drag cable (2) suitable for use as a tether in a wave-powered vehicle has a streamlined cross-section and includes a tensile member (21) near the front of the cross-section, at least one non-load-bearing member (22) behind the tensile member, and a polymeric jacket (23). Wave-powered vehicles having a float (1), a submerged swimmer (3) and a tether (2) connecting the float and the swimmer, include a means for determining whether the tether is twisted; or a means (91) for untwisting the tether; or a pressure-sensitive connection (71, 72, 73) which can disconnect the tether when the vehicle is dragged downwards by entanglement with a whale; or a 2-axis universal joint securing the tether to the float or to the swimmer; or elastic elements which absorb snap loads created by the tether; or two or more of these.

摘要: A physical vapor deposition (e.g., sputter deposition) method for III-nitride tunnel junction devices uses metal-organic chemical vapor deposition (MOCVD) to grow one or more light-emitting or light-absorbing structures and electron cyclotron resonance (ECR) sputtering to grow one or more tunnel junctions. In another method, the surface of the p-type layer is treated before deposition of the tunnel junction on the p-type layer. In yet another method, the whole device (including tunnel junction) is grown using MOCVD and the p-type layers of the III-nitride material are reactivated by lateral diffusion of hydrogen through mesa sidewalls in the III-nitride material, with one or more lateral dimensions of the mesa that are less than or equal to about 200 μm. A flip chip display device is also disclosed.

摘要: A method includes generating a bias signal from a first device, and applying the bias signal to a second device, the first device having (a) a superconducting trace and (b) a superconducting quantum interference device (SQUID), in which a first terminal of the SQUID is electrically coupled to a first end of the superconducting trace, and a second terminal of the SQUID is electrically coupled to a second end of the superconducting trace, where generating the bias signal from the first device includes: applying a first signal Φ1 to a first sub-loop of the SQUID; and applying a second signal Φ2 to a second sub-loop of the SQUID, in which the first signal Φ1 and the second signal Φ2 are applied such that a value of a superconducting phase of the first device is incremented or decremented by a non-zero integer multiple n of 2π.

摘要: A waveguide antenna and a method for producing same is disclosed. In one embodiment, The waveguide-fed surface integrated antenna array comprises an aperture coupled waveguide (WG) antenna element with inclusive slot on a first metal layer, a first ground plane as part of a surface integrated waveguide (SIW) on a first metal layer, an embedded microstrip feed on a second metal layer, a second ground plane as part of a SIW with one or more apertures formed within the ground plane on a third metal layer, and a waveguide enclosing the antenna element on the first metal layer. The SIW is formed on the first and third metal layers of the composite RF board along with one or more shorting conductors electrically shorting the first and second ground planes.

摘要: Aggregated Tau protein is associated with over 20 neurological disorders including Alzheimer's disease. Previous work has shown that Tau's sequence segments VQIINK (SEQ ID NO: 11) and VQIVYK (SEQ ID NO: 9) drive its aggregation, and that inhibitors based on the structure of the VQIVYK (SEQ ID NO: 9) segment partially inhibit Tau aggregation. Here we show that the VQIINK (SEQ ID NO: 11) segment is the more powerful driver of Tau aggregation. Two structures of this segment determined by the cryo EM method MicroED explain its more powerful seeding. Of practical significance, the understanding of the structures has led to the design of structure based peptide inhibitors that effectively inhibit Tau aggregation as well as the ability of exogenous Tau fibrils to seed intracellular Tau in mammalian cells into amyloid.

摘要: Composite materials having superior material properties useful as impact absorbing devices can be fabricated by embedding a lattice structure (e.g., polymer lattice structure) within a foam, so that the foam reinforces the lattice structure under impact. Materials and dimensions of the foam and the lattice structure may be selected to achieve composite materials having tailored impact absorbing elastic and/or viscoelastic responses over a wide range of temperatures.

摘要: A method, system, and apparatus provide the ability to control a system state of/in an image viewing application using a camera/portable viewing device. A screen of the camera is used to display a virtual reality view and an opening is positioned over a lens of the camera. The screen and physical buttons of the camera are not accessible when the camera is placed into the virtual reality viewing mechanism. An image is acquired from a camera through the opening. Color is used to make choices for operations. Alternatively, based on the toggling of the system state through a light blocking operation, a motion operation is conducted. The motion operation is based on length of time light is blocked and the length controls a speed of the motion operation.

摘要: An autozeroed comparator controls a frequency fsw of the input voltage inputted to a DC/DC converter. A digital frequency synchronization circuit is connected to the autozeroed comparator so as to form a phase locked loop, wherein the DES circuit controls the hysteretic window of the autozeroed comparator so as to lock fsw to a clock reference frequency. A plurality of slave phase circuits may be connected to the master phase circuit including the DFS circuit and the autozeroed comparator. Duty cycle calibration circuits adjust a duty cycle signal applied to each of the slave phase circuits, in response to average current measured in the slave phase circuits, so that each slave phase circuit is synchronized with the master phase circuit. A 6 A 90.5% peak efficiency 4-phase hysteretic quasi-current-mode buck converter is provided with constant frequency and maximum ±1.5% current mismatch between the slave phases and the master phase.
