Abstract: 提供一种半导体装置及其制造方法,可防止键合丝之间的电气短路或者凸块电极剥落,并且可稳定地制造。该半导体装置具有:带有焊盘的芯片;在焊盘上所形成的凸块电极;针脚键合在凸块电极上的键合丝,其中,键合丝满足(弹性系数/每单位面积的断裂强度)≥400的条件。另外,还具有用于密封芯片、凸块电极以及键合丝的密封树脂,优选为密封树脂的螺旋流动性大于等于110cm并且粘度小于10Pa·S。

Abstract: 本发明的课题是,在半导体封装的密封工序中,提供在金丝间不产生短路的半导体器件。在包括半导体芯片的角部、密封构件的角部及相邻的金丝的间隔比周围大的部位的部分中至少1个的部分中,进行1个电极3和与之邻接的另1电极4的电极配置,使得连接在1个电极3上、因树脂密封时的树脂的流动变位了的金丝1,和与金丝1邻接、连接在另1电极4上的金丝2之间的间隔实质上等于金丝的直径。金丝1、2也可以是由其他的金属构成的连接线。
