Abstract: 一种具有芯材料和形成在芯材料上的涂覆层的键合引线,所述涂覆层包括熔点高于芯材料熔点的金属并且具有至少一项以下特征:1.熔化的芯材料与涂覆材料的湿接触角为20度或更多,2.在键合引线垂下使其末梢接触水平面并且在该末梢之上15厘米的点处切断并且切断的引线落在水平面上时形成的圆弧的曲率半径为35毫米或更大,3.0.2%偏移的屈服强度为0.115到0.165mN/μm2,和4.涂覆层的维氏硬度为300或更低。
