The peripheral portion includes an inclined portion extending outward from a boundary between the center portion and the peripheral portion. An upper surface of the inclined portion is inclined so as to increase a distance to the first deformable plate as the upper surface of the inclined portion becomes farther away from the center portion when the conductive plate and the first deformable plate are viewed along the first direction or the second direction in the conductive state.
